Step-and-Repeat Lithography
Step-and-repeat lithography is a semiconductor manufacturing technique that uses a photomask and UV light to sequentially expose and develop patterns on a substrate across multiple imprint locations, creating complex integrated circuits and microelectronic devices with feature resolution limited by optical diffraction and photomask precision. This conventional photolithography approach dominates semiconductor manufacturing and supports the production of modern processors, memory devices, and specialized defense electronics requiring high-volume manufacturing capability.
Operating principle uses a photomask containing the desired circuit pattern positioned between a UV light source and a photoresist-coated substrate. UV light passes through transparent photomask regions and is blocked by opaque mask regions, creating a pattern of light and shadow on the photoresist below. The photoresist undergoes chemical changes in illuminated regions. Development processes remove either illuminated or non-illuminated photoresist depending on the resist polarity. Sequential stepping the mask to adjacent substrate locations builds complete patterns across the entire surface.
Feature resolution capability approaches the photolithography wavelength divided by the numerical aperture of the optical system. Current manufacturing uses 193 nanometer UV light achieving feature sizes around 40 nanometers at leading production nodes. Immersion photolithography using liquid between the lens and substrate improves resolution further. Multiple process layers with pattern alignment between successive layers build three-dimensional integrated circuit structures.
